Okay seems Softshadows On doesn't work when AA is enabled and in fact the SS on + 4xAA result above is just normal 4xAA/16xAF

redid the benchmarks to compare

512MB HIS X1800XT with Cat 5.13 drivers
@783/900 - my very comfortable FEAR/Quake4 playable clocks with load temps between 48-52C
